Some scenes:

Jaws - Lots of scary scenes, but the scene with Ben Gardner's head takes the cake.
Alien - Just about all of the death scenes, specifically Lambert, Dallas, and Brett's deaths. Plus the scene where Ash is revealed to be a robot. Wasn't that scared when I saw the chestburster scene because it's been spoofed so many times.

Aliens - Ripley's nightmare where she has a chestburster, the scene where the marines arrive in the hive, the part where Newt is in the water and aliens surface behind her.

Terminator 2: Judgement Day - The scene that shows the brutal treatment of Sarah Conner in the mental hospital (on the director's cut) and her nuclear nightmare.

Characters:

Mileena (Mortal Kombat) - She's always terrifying in each game. Especially in the new game with her "Be Mine" fatality. Freddy Krueger may be a "kharacter", but Mileena is the master of terror in MK for me.

T-1000 - The liquid powers making him seem unkillable, the blank expression, ability to turn his hands into blades and morph into anything, plus the fact that he will stop at absolutely nothing to kill John Conner.

The mayor in Jaws - The shark is terrifying, but the mayor's disconcern for people's lives is just plain unsettling.

TBH, the character Patrick from IT has always scared me more.

The chick from the Grudge, or any human monster that crawls with an unsettling body effect (Samara at the end of the Ring 2 or the boy in the barn from The Messengers)
